Meaning
Thermal deformation assessment of ball grid array components evaluates the coplanarity changes of a package during the reflow soldering process. Engineers perform bga warpage analysis to ensure that the substrate and the silicon die expand at rates that do not cause electrical opens or shorts. This testing occurs during the prototype phase when selecting electronic component packages for mass production.
Standard protocols utilize shadow moire interferometry to track surface flatness across temperatures ranging from room temperature to peak reflow limits.
Deformation Pattern
Thermally induced stresses typically cause a component substrate to bow either in a concave or convex direction depending on the material composition. This change occurs because the silicon die, molding compound, and organic substrate possess different coefficients of thermal expansion. In a typical evaluation, the maximum permissible deviation from flat across the diagonal of the component is restricted to less than one hundred micrometers to prevent assembly defects.
When a component exceeds this threshold during the heating cycle, the solder balls fail to make uniform contact with the circuit board pads.
Temperature Profile
Thermal profiling simulates the reflow oven temperature curve to capture real-time component behavior. Automated equipment monitors the component through all heating phases to pinpoint the moment of maximum distortion. Measuring only at room temperature is inadequate because packages deform at peak reflow.
This testing establishes the process window before high volume production starts.
Yield Impact
Misjudging component flatness during the prototype stage leads to high defect rates and expensive manual rework during the production run. When the substrate deforms beyond tolerances, solder joints are stretched or compressed, resulting in voids, open circuits, or bridged connections. These failures often remain undetected by automated optical inspection, which forces manufacturers to rely on slow x-ray examination or functional testing to identify problems.
Securing verified warpage data from the component supplier avoids these downstream costs and validates the assembly process parameters.
